Abstract: | Исследованы процессы формирования силицидов в системе пленка-матрица в условиях присутствия примеси в пленке. На примере системы Ni(W)-Si показано, что температура и скорость нагрева при быстрой термообработке определяет поведение слабодиффундирующей примеси. Присутствие углерода в пленке металла повышает начальную температуру реакции и замедляет ее скорость. |
Abstract (in another language): | The processes of silicide formation in system a film - matrix with presence of an impurity in a reacting film (structures Ni (W) –Si and Ni (C) -Si) are investigated. The speed of heating and temperature of a sample during the rapid thermal process (annealing) define the behavior of poorly -diffuse impurity (W), promoting either replacement it to a surface (T = 800 Ё C), or migration in a crystal ( V t > 200 0C1 T = 950 °C). The presence of carbon at a film of metal is proved to raise the initial temperature and to slow down speed of reaction between a film and matrix. |
