Abstract: Усовершенствован процесс химического осаждения пленок палладия из аммиачно-гипофосфитного раствора на подложки, различающиеся химической природой и морфологией поверхности – оксид алюминия, силикатное стекло, монокристаллический кремний. Впервые показана возможность получения пленок палладия толщиной 2,5–5,0 мкм на трудно металлизируемых неметаллических подложках с гладкой поверхностью. Определена важнейшая причина ослабления адгезионного взаимодействия пленок с подложкой в процессе осаждения, связанная с постепенным увеличением размеров зерен палладия в результате их срастания. Найдено, что обеспечить получение мелкозернистых пленок палладия с не изменяющейся в процессе роста микроструктурой и повысить их предельную толщину можно введением в раствор добавок моноэтаноламина и сульфосалициловой кислоты. Установлено, что добавка моноэтаноламина в раствор повышает его стабильность и скорость роста пленок. Библиогр. 12 назв., ил. 4, табл.2.
Description: The method of palladium electroless plating on the substrates differing in their chemical nature and surface morphology such as alumina, silicate glass, silicon mono crystals has been suggested. The possibility to plate palladium films 2.5–5.0 μm thick on nonmetallic substrates with a smooth surface has been shown for the first time. It is determined that the enlargement of palladium grains with the film growth is an important reason of adhesion weakening. The method of palladium film deposition providing the fine grained film microstructure constant at different stages of the film growth and of the film thickness enlargement by the addition of monoethanol amine and sulfosalicylic asid into the plating solution has been found. It is established that the addition of monoethanol amine into the solution increases the solution stability and the rate of palladium plating.
