Abstract: | Исследована устойчивость структур к воздействию у-радиации 60Co. В качестве контактирующего с GaAs слоя использованы фазы внедрения на основе аморфных и поликристаллических пленок TiNx, полученных методом магнетронного напыления. Обсуждается механизм радиационной деградации контактов в диапазоне доз 104 - 5x105 Р, обусловленный планарной неоднородностью слоя металлизации. |
Abstract (in another language): | We have investigated the effect Of60Co y-irradiation in the 102 - 5-103 Gy range on the I - У curves Of TiNx-GaAs contact structures. Both the amorphous and polycrystalline TiNx layers were deposited using magnetron sputtering. It was shown that for contacts of both types the I - V curves differ from the ideal ones. This may result from the physico-chemical nonuniformity of the contacts studied. The degree of nonuniformity for the contacts with polycrystalline TiNx layers is higher than that for the ones with amorphous TiNx layers. For the former contacts degradation appears at higher (5x10° Gy) doses of y-irradiation, and changes in the I - V curves are of threshold type. One may suppose that the mechanism of the radiation stability for the contacts studied is related to their planar nonuniformity. |
